What insulation should I use in a walk-out basement?

We are in the process of gutting the basement and repointing all the slate and bricks. Once that is done, we are left with 3 masonry walls and one framed wall that has about 1 foot of concrete poured into the bottom of it.

What do you recommend for an R value and for vapor barrier for the framed wall? Should I bother with spray foam or use pink insulation + plastic sheets or use rigid foam? If it matters, we are probably going to rip all the exterior siding off that wall, too.

And what about the masonry walls?

Details: 1865 second empire in Boston, no insulation at all, one pipe steam heat. The basement is my workshop and the washer and dryer are by the framed wall but we are considering finishing at least part of it. There is one large window in the framed wall.
